The TP65H030G4PQS from Renesas is a normally-off D-Mode GaN Field Effect Transistor. It has a drain-source voltage of over 650 V, a gate threshold voltage of 4.8 V, and a drain-source on-resistance of 41 milli-ohms. This field-effect transistor (FET) has a continuous drain current of up to 55.7 A and a pulsed drain current of less than 230 A. This JEDEC-qualified transistor features ultra-fast switching with a total gate charge of only 24.5 nC.
